This course examines the fundamental reliability mechanisms of concern for CMOS silicon devices as well as the intrinsic and extrinsic reliability mechanisms. Case studies will be reviewed to demonstrate how to utilize this knowledge to design experiments and to formulate accurate risk assessments.
